In this paper we present the electromagnetic (EM) characterization and some design notes of a sub-Terahertz voltage-controlled oscillator (VCO) based on a push-push architecture and realized based on Colpitts-type oscillators. The circuit operates at both 0.192 GHz and 0.384 THz the frequencies and is implemented in a 130 nm SiGe bipolar technology provided by IHP foundry.

Abstract
